* Microwave Low-Power VCO IC in 45nm CMOS SOI
Highlight
A 28GHz band highly linear high efficiency power amplifier IC and a microwave voltage-controlled oscillator IC.are presented. The power amplifier IC has a linear output power of 20.5dBm with a power addition efficiency of 46.0%. The voltage-controlled oscillator IC exhibits an FoM of 193.8dBc/Hz with a dc power consumption of only 1.4mW at 14GHz.

Our laboratory is devoted to studying light-wave and EM circuits and related technologies for next-generation (Beyond 5G/6G) wireless and optical communication. Our studies span from the design and fabrication of hardware circuits to the development of EM simulators.
1) Microwave, millimeter and THz-wave functional devices for 6G using M-PhC structures.
2) Measurement of EM parameters of microwave materials.
3) Synthesis of ultra-wideband (UWB) filters.
